EFFECTS OF INTRINSIC LOCAL DEFORMATIONS, COMPOSITIONAL DISORDER AND SUBSTRATE ON THE OPTICAL PROPERTIES OF InAsxSb1-x

The electronic structure of the InAs$_x$Sb$_{1-x}$ solid solution is calculated within the local model pseudopotential method and the virtual crystal approximation. Local strain of the lattice was taken into account in calculations of deformation potentials and dependence of band gap on composition $x$ of solid solution. The main optical characteristics of InAs$_x$Sb$_{1-x}$ alloys could be explained taking into account the existence of the internal local deformations and compositional disorder. The influence of substrate on electronic band structure and optical properties of pseudomorphic thin films was also investigated. It was shown that biaxial deformation of compression and strain differently affect the position change of peaks $E$1, $E$1+$Δ$1, $E$2, and $E$2+$Δ$2.
