ULTRASOUD-INDUCED CHARGE TRANSPORT IN GaAs/AlGaAs QUANTUM WELLS

Ultrasound-induced charge carriers spatial redistribution in GaAs/AlGaAs heterostructures has been experimentally observed. Measured spatial distributions of amplitude of elastic displacement, ultrasound-induced high-frequency current and the changes of integral exciton radiation recombination intensity on a surface of a sample in general are described well by the interaction of carriers with a piezoelectric field of ultrasound.
