INFLUENCE OF NON-PARABOLIC DISPERSION RELATION ON THE CHARACTERISTICS OF WURTZITE-STRUCTURE CRYSTALS

The paper reports the investigation results concerning the influence of $\textbf k$-linear term in dispersion relation $E(\textbf k)$ on the magnitude and temperature dependence of concentration and hole mobility for three valence bands of wurtzite-structure crystals. The calculations were performed for the non-degenerated carrier gas statistics under relaxation time approximation, also accounting for the simultaneous scattering of holes over the acoustic and optical oscillations of the crystalline lattice. $p$-CdSe was chosen as a model material due to its well-determined parameters of energy bands in the vicinity of the valence band extrema. A comparison of the calculated results and experimental data proved that the lower spin-split band $Γ_7^+$ has almost no influence on the total hole concentration of $p$-CdSe at the temperatures 300\,K\,$ PACS number(s): 71.20.Nr, 71.55.Gs
